Zymet Intros Reworkable Edge Bond Adhesive


East Hanover, NJ — Zymet’s recent- ly introduced edge bond adhesive, UA-3307-B is excellent for enhancing board-level reliability in automotive and other harsh environment appli- cations.


BGAS and WLCSPs that have


corners and edges bonded with this material have passed more than 2,000 cycles of –40 to +257°F (–40 to +125°C) thermal cycling without fail- ure. Large WLCSPs, exceeding 0.3 in. (8 mm) in size, have passed more than 1,500 cycles. The benefits of using Zymet’s


edgebond adhesive, rather than in- troducing an underfill under the component, are significant. Board


preheat and dwell time are not need- ed for underfill flow. There is no risk of underfill voids caused by flux residues impeding flow. And, there is no risk of underfill/flux-residue chemical incompatibility affecting underfill cure. Use of Zymet’s UA-3307-B is de-
