Headlining the Precision Series, the MV-9 2D/3D In-Line AOI Machine is configured with the com- pany’s OMNI-VISION® 2D/3D Inspection Tech - nology which combines an exclusive 25MP CoaXPress 2D ISIS Vision System with the compa- ny’s Digital Multi-Frequency Quad Moiré 3D sys- tem to provide precision inspection of SMT devices on finished PCB assemblies. The MV-9 machine also includes four 10MegaPixel side-view cameras in addition to the 25MP top-down camera. The MS-15 In-Line SPI System is configured

Zymet Intros Reworkable Underfill
East Hanover, NJ — Zymet is intro- ducing CN-1735, a board-level reworkable underfill designed to enhance the thermal cycle perform- ance of IC packages with pitches as fine as 0.3mm. CN-1735 will also enhance ruggedness, for drop and bend test performance. Conventional reworkable under-
fills have CTEs of 64-75ppm/°C and are used primarily to enhance drop test and bend test performance, even if board level thermal cycle perform- ance is sacrificed. CN-1735, on the other hand, has a CTE of 40ppm/°C to enhance thermal cycle performance. Low CTE underfills are typical-
ly non-reworkable or very difficult to rework. CN-1735 is easily reworked. Rework is accomplished by use of elevated temperature, 170 to 180°C, to remove the underfill fillet. Then, the BGA is lifted from the board after heating it to reflow tempera- ture. Underfill residue is easily
