Akrometrix Intros Automated Die Attach Tilt Metrology
Atlanta, GA — Akrometrix LLC, a provider of thermal warpage and strain metrology equipment, has de- veloped an automated die-board (or daughter-mother board) attach tilt metrology. All of the company's shad- ow moiré or DFP systems (AXPs) can be upgraded with the new feature. As die, components or daughter
boards become thinner, their geomet- ric relationship to their mounting board — before and after solder re- flow — is important to verify. This ensures that full connectivity exists
and prevents premature failures. Once the components have under- gone the reflow process, it is impera- tive that a flat and full connection is achieved to be sure that the separate and often different types of materials are properly mated. The company's AXP warpage
measurement systems, using both shadow moiré and digital fringe pro- jection (DFP) have a new feature that allows users to measure the tilt angle of the bottom substrate to a mounted die/component/daughter
board. Often called "die-tilt" or "die attach tilt," the company has embed- ded this feature into its existing soft- ware platform (Studio) to allow cus- tomers to automatically measure both warpage metrology and die at- tach tilt metrology on a wide variety of substrates, eliminating the human or manual/subjective measurement commonly done today. These meas- urements can be conducted pre-re- flow at various temperature profiles during reflow and during cooldown to examine the effects that die place-
ment and temperature have on the mating angle. Complete measure- ment of warpage and die attach tilt takes less than two seconds per measurement point along the tem-
