Complete 3D and 2D metrology and inspection can be com- pleted simultaneously at high speed, as opposed to an alternate, slow method that requires two separate scans for 3D and 2D and only a sam- pling of a few die.

tion MRS sensor meticulously identi- fies and rejects multiple reflections caused by shiny and mirror-like sur- faces. Effective suppression of multi- ple reflections is critical for highly accurate measurements. WX3000 systems are designed
