With the help of a focused electron or ion beam the precursor molecules be- come decomposed due to inelastic processes forming silicon, the deposit, as well as volatile by-products. For applying the deposits on the substrate, according to the structural requirements (both two- and three- dimensional), the particle beam is scanned using a scanning electron microscope resp. scanning ion microscope. In this case, the resolution of the me- thod corresponds to the scanning microscopes reso- lution, so that a high lateral resolution is achieved. Thus, the EBID process supplies structure sizes of about 10 nm, while the IBID process achieves struc- ture sizes of approximately 20-30nm.

A patent for Germany has been announced. The PCT process has been initiated. Owner of the patent are Bergische Universität Wuppertal and Johann Wolf- gang Goethe-Universität Frankfurt am Main.
Licensing or assignment of the technology is possible as well as a cooperation for further development of the invention.
