Abstract: The invention refers to GaN Gunn diodes which were produced on a GaN substrate and are suitable for generating millimetre waves with very high po- wer. Due to one particular embodiment and arran- gement of the contacts, it was possible to generate stable current voltage curves with a well marked ne- gative differential resistance using these novel com- ponents. Thereby, significantly higher field strengths than the threshold field strength can be used.
Patent status / Exclusivity: A German patent has already been granted. Nationa- lization procedures have been initiated in Europe and the USA.

Abstract: A method for the production of nanowires has been developed. The wires are arranged between two la- yers to avoid tangling of the wires. The arrangement of the nanowires between two layers is particularly suitable for use in a microreactor or catalyst. Hereby, the fluid is guided through the chamber between the two layers.
